      Abstract:The current status, material property and development trend of InAlSb infrared detectors of foreign countries are summarized. Several different device structures and their performance are presented. The main design objective of InAlSb/InSb infrared detectors is to elevate the operating temperature by reducing the dark current. In recent years, the performance of InAlSb infrared detectors is improved continuously on the basis of the mature process and technology of traditional InSb detectors. This research is of significance and application value to the fields of infrared guidance, early warning, etc.

The development trend of those products is given.

    • Fabrication of Indium and Tellurium Doped Lead Selenide Thin Films and Its Influence on Photoelectric Properties of Thin Films

      Abstract:Two doped PbSe thin films PbSeIn and PbSeTe are fabricated by mid-frequency magnetron sputtering. The doping mechanisms of two elements In and Te and their influences on film properties are studied by combining theoretical simulation with practical experiments. The results show that the doping of In atoms is achieved mainly by substituting Pb atoms and that of Te is achieved mainly by substituting Se atoms. Compared with the undoped PbSe films, the photoelectric properties of both PbSeIn and PbSeTe films are improved certainly. The In doped PbSe film has the highest average resistance change rate. The photoelectric sensitivity of the PbSeTe film is close to that of the undoped PbSe film.

    • Research on Ni/Au/Ni/Au Ohmic Contact Structures of p-AlGaN Ultraviolet Detector

      Abstract:The performance and structure of Ni/Au/Ni/Au contact of p electrode of AlGaN semiconductor are studied. Before annealing, the p electrode has obvious rectifying characteristics. After being annealed in air at 550℃ for 3 min and then being annealed in N2 at 750℃ for 30 s, a good ohmic contact is obtained. To uncover the ohmic contact forming mechanism of this structure, the Scanning Electron Microscope (SEM), Transmission Electron Microscope (TEM), Energy Dispersive Spectrometer (EDS) and X-ray Photoelectron Spectroscopy (XPS) are used to study the microstructure evolution of metal-semiconductor interface. The results show that the metal schemes change sharply and an interdiffusion and interface reaction happens during annealing. The as-deposited four-layer electrode is missing and is replaced by a single metal layer. A coherent or semi-coherent relationship is established at the interface. Thus, Ga diffuses to the metal electrode and Au and Ni diffuse into the upper layer of the semiconductor at the interface. Ga, Au and Ni are enriched across the interface. Ni has an outward diffusion and reacts with O. Au has an inward diffusion to the p-Ga surface. All of these phenomena are critical to the formation of the ohmic contact.

    • Research on Cloud Detection Method Based on GMS-5 Satellite Data

      Abstract:Because cloud plays an important role in earth climate change, cloud monitoring is an important part in the research on global climate change. At present, the meteorological experts and amateurs pay more attention to the research on cloud monitoring. Therefore, cloud detection has become a topical issue at present. The data from the Japanese meteorological satellite GMS-5 are used for cloud detection research. Firstly, the infrared bright temperature method is used for coarse detection of cloud. Then, the methods of similar degree of consistency, space detection and visible light reflectivity are used to detect in clear sky. The final results show that the combination of these three methods in cloud detection can judge whether it is the clear sky radiation or the radiation from cloud well.

    • Classification of Main Tree Species of Plantation in Guangdong Province by Leaf Spectra

      Abstract:To explore the optimal feature wavebands for spectral discrimination of different tree species and the ability of classifying different tree species by spectroscopy, the leaf spectra of 10 tree species in the plantation in Guangdong Province are collected by using a spectroradiometer. The Genetic Algorithm (GA) and Successive Projection Algorithm (SPA) are used to reduce the data dimension. Then, the Support Vector Machine (SVM) and Random Forest Algorithm are used to classify the tree species. The result shows that the wavebands selected by two data dimension reduction methods are mainly located in the near infrared region. GA performs better than SPA in variable selection. The model established by RF is more stable than that established by SVM in performance. The GA-RF algorithms can be used for the tree species classification based on spectral data.

    • Research on Nonparametric Target Recognition Algorithm for Infrared Ship Target against Shore Island Background

      Abstract:Because the battlefield environment is complex and changes quickly, a fast detection/localization algorithm against shore island background is proposed. The algorithm can search for the infrared ship targets of interest, such as the ship docked at the port, without prior training. In this method, only a single target image is used to find the similar matching ship in the field of view, without learning the target to be searched for prior. A local regression kernel extracted from the image to be searched for is used as a descriptor for measuring the similarity of a pixel and its neighborhood. Then, the remarkable feature is extracted from the descriptor and is compared with the similar features in the target image. The comparison is conducted by using a cosine similarity matrix. The experimental results show that this algorithm is excellent in performance because it recognizes the ship target successfully against the complex background.
