Abstract:This paper presents a 910- nm high peak power vertical-cavity surface- emitting laser (VCSEL) array. The design and fabrication of this array were carried out. More than 2 W output power was achieved for 910nm VCSEL array under the Quasi-CW driving current. Under the electric pulsed driving condition with a repetition frequency of 10 kHz and a pulse width of 30 ns, the peak output power of a single VCSEL array reached 25.5 W. When the driving current of the VCSEL array was increased, the half width of the pulse waveform was widened from 30ns to 36 ns. Using only a single collimating lens, a uniform and smooth circular spot could be achieved. We believe that this VCSEL array with high power, low operating current, and uniform far field has great application potential in future applications requiring intelligent driving like LiDAR (Light Detection And Ranging) for automotive.
